Nitrogen migration in ZnO was investigated by nitrogen isotope diffusion. The samples were deposited using plasma-assisted pulsed laser deposition. concentration depth profiles obtained from secondary-ion-mass spectrometry measurements, and gas effusion the molecular flux measured as a function of heating rate. Measurements performed on sample stacks that doped with isotopically enriched 15N 14N top bottom half samples, respectively, clearly demonstrate diffusion is governed atomic molecules are formed primarily at surface. At high concentrations, coefficient, D, thermally activated, while for low diffusion, D independent temperature. data can be described model, where N occurs between minimum energy positions surmounting barrier sites saddle point. Separated transport deep levels ≈1018 cm−3. For high-concentration chemical potential, μN, resides ≈1.36 eV below μN shifts deeper rate ≈2.8 meV/K temperature increases. From data, density-of-states derived. two peaks observed ES–μN = −0.93 −1.26 eV, prominent peak −1.63 occurs.
